We will prepare (by MOVPE), studied (by PL) and elektroluminescence (EL)) and demonstrated efect of superlinearity of Pl a El and amplification of the optical power in the nanostructures with the Al(As)Sb/InAsSb/Al(AsSb) deep QW and with high GaSb barriers. We propose new type of lasers for MIR.
